Different structures of cylindrical carbon nanotube field effect transistors (CNTFETs) are investigated based on their cutoff frequency. Most of novel structures just care about short channel effects (SCEs). This paper shows that the most of investigated structures have harmful effects on frequency response. Among these structures, the better cut off frequency can be obtained by applying linear doped source and drain regions on basic structure.
